چکیده

The sidewall defects in high quality selective epitaxial growth ~SEG! of silicon were characterized. Three different SEG diode structures were fabricated and the bulk and perimeter defects were characterized through electrical measurements and transmission electron microscopy ~TEM!. The structures investigated were SEG grown in a 1.2 mm thick wet-etched field oxide, SEG grown in 1.2 mm thick reactive-ion etched field oxide, and SEG grown in a 1.2 mm high and 0.3 mm wide sidewall oxide cavity. The thin sidewall oxide cavity SEG diode showed the best ideality factors and minimum saturation current densities for diodes intersecting the sidewall, indicating the least thermal stress generated at the SEG/oxide sidewall interface during the cool-down period. Cross-sectional TEM micrographs showed no defects in the bulk SEG or at the sidewall, indicating that the thermal stress in all the processes was not high enough to cause plastic deformation, dislocations, or stacking faults. © 1995 American Vacuum Society.

Characterization and modeling of sidewall defects in selective epitaxial growth of silicon

The sidewall defects in selective epitaxial growth ~SEG! of silicon were characterized and the nature of these defects was investigated. Electrical characterization of the sidewall defects was performed using diodes fabricated in structures using the SEG of silicon and chemical-mechanical polishing. Diodes were fabricated with various perimeter to area ratios to extract the bulk and sidewall sa...

Reduction of sidewall defect induced leakage currents by the use of nitrided field oxides in silicon selective epitaxial growth isolation for advanced ultralarge scale integration

Defects in the near sidewall region in selective epitaxial growth of silicon have prevented its widespread use as a viable dielectric isolation technology. The main cause of these defects has been demonstrated to be thermal stress due to mismatch in the coefficient of thermal expansion between silicon and silicon dioxide. This article presents the detailed electrical characterization of these s...

Sidewall epitaxial piezoresistor process and characterisation for in-plane force sensing applications

A selective epitaxial fabrication method to form piezoresistors on the sidewalls of microfabricated cantilevers for in-plane force sensing applications and their preliminary characterisation results is reported. The piezoresistors were made of a doped silicon epitaxial layer using a selective deposition technique by tailoring the process conditions. Silicon oxide was used as a mask, dichlorosil...
